Principal subjects | The aim of the present thesis was to study and model the electromagnetic coupling of metal interconnections and integrated inductors through the silicon substrate and through the oxide layers on top of the silicon, inside the integrated circuits. Moreover, new modelling methods of the behavior of the through silicon vias (TSVs), that are used in 3D integrated circuits, were developed, with respect to high frequencies and to the defects that may occur. Lastly, a new method for post-bond testing of through silicon vias was presented, which exhibits robustness, tolerance to variations, low cost and low design effort. |

Principal subjects | – Thesis Title: ‘Simulation of integrated inductors in HFSS & comparison with measurements’ (supervised by prof. A. Hatzopoulos). Several structures of integrated inductors were simulated (e.g. different geometries, square or octagonal, different types of surroundings such as a guard rings or underneath metal tiles).
